An IGCT is similar to a GTO in that it is also a four-layer, three-terminal device. The inside of a GCT is composed of thousands of GCTS. The anode and gate are shared, while the cathode is connected in parallel. The important difference between GTO and GCT is that there is more buffer layer inside the anode of GCT, and transparent (penetrable) anode replaces the short-circuit anode of GTO. The turn-on mechanism is the same as GTO, but the turn-off mechanism is completely different from GTO. In the process of GCT switching off, GCT can instantly change from on-off to on-off, and then turn off as a PNP transistor. Therefore, it has no external du/dt limitation; However, GTO must pass through an intermediate unstable state that is neither on nor off, namely “GTO region “, so GTO needs a large absorption circuit to inhibit the change rate du/dt of the reapplied voltage. The equivalent circuit of GCT in the blocked state can be considered as a base-open, low-gain PNP transistor in series with a gate power supply.
